In recent years,because of the continuous improvement of millimeter wave,communcation system technology and the development of millimeter wave integrated circuits,the pursuit of pure high-frequency signal sources has become more and more intensive.Millimeter wave sources are more widely used in military,civilian,medical and other fields.At the same time,the frequency bands applied are also slowly increasing.However,it is relatively difficult to design a high-frequency source directly by the oscillator,and the performance of the signal source such as frequency stability and phase noise will become unsatisfactory with increasing of frequency,which requires the use of a frequency multiplier.As an important part of the microwave and millimeter wave wireless system,the frequency multiplier can multiply the low-frequency signal source to obtain the high-frequency singal source to meet the requirements of the communication system.Therefore,the research and design of the millimeter wave frequency multiplier is very important.This paper firstly explains the research significance and application of the millimeter wave frequency multiplier.Then it expounds the research and development status of the millimeter wave frequency multiplier circuit from domestic and foreign aspects,and then introduces the related theory of the frequency multiplier circuit,including frequency multiplication principle and main performance of millimeter wave frequency multiplier and several main design methods of frequency multiplier,then introduce ADS Momentum electromagnetic simulation software,and explain the related knowledge of passive components,analyze the importance of the passive device,fully prepared for the drawing of the circuit layout.The main research contents and contributions of the thesis are as follows:Based on the GF 65nm CMOS process,this paper designed a millimeter wave frequency-octupling chain circuit with high output power and high harmonic suppression ratio.This circuit is to use a triple frequency-doubling circuit cakcade way,every level of frequency-doubling circuit is the push-push structure,through the design of high-performance Marchand Balun,effectively improve the power output of the multiplier,higher harmonic suppression ratio at the same time,increase between tertiary level 2 times the frequency of an amplifier,can be solved with the increase of frequency,the problem of insufficient output power,to meet the third level two doubler input power.The advantages of the millimeter wave frequency-octupling chain include good symmetry,high output power and good harmonic suppression ratio.After the schematic simulation of the circuit,the layout of the layout is carried out,the layout is drawn correctly,and the post-simulated of layout is:the input and output impedance matching of the frequency-octupling chain circuit is relatively good,the S11 is less than-5dB in the range of 12GHz-20GHz,the S22 is less than-5dB in the range of 107GHz-130GHz,and the working frequency band is up to 23GHz.When the input signal power is 10dBm,the output power of the circuit is-15dBm,and the power gain is-25dB.Meanwhile,the suppression ratio of fundamental wave,second harmonic,third harmonic,fourth harmonic,fifth harmonic,and seventh harmonic is 105dBc?90dBc?95dBc?35dBc?95dBc?75dBc and 70dBc,respectively.The layout area is 1700um*380um.
