With the continuous innovation of electronics,computer and network technology,we have been living in an information technology era.The progress of science and technology makes our life more convenient and has a profound impact on people's lifestyle.In electronic applications,millimeter-wave is popular because of its unique advantages.First,there is few application in the millimeter-wave band,which prevents interference between different applications.Second,millimeter-wave has very rich available spectrum.Third,the wavelength of millimeter wave is shorter than that of RF transceiver,which makes it easier to integrate millimeter wave chip.In this thesis,the voltage controlle oscillator in millimeter wave band is studied.The design and optimization of millimeter wave voltage controlled oscillators in InP HBT process are presented.Following the development trend at home and abroad,the frequency source with low noise and low power consumption is realized.The oscillator working near 47/94GHz are proposed.The main contents of the thesis are as follows:Firstly,the characteristics and the attenuation of millimeter wave in atmosphere are introduced.The application and research background of millimeter wave circuit(mainly VCO)are described.At the same time,the research status of millimeter wave VCO at home and abroad is investigated and summarized.Secondly,two kinds of oscillator models and their starting conditions are analyzed,which are feedback amplifier model and negative resistance model respectively.The basic principle of the oscillator is understood through the analysis of the model.Then the important performance parameters in VCO design are introduced.Then the conflicts and tradeoffs between the parameters are analyzed.The key point of VCO design is to reduce the phase noise.Then the phase noise model is analyzed and the methods to reduce the phase noise are proposed.Finally,the topology of Colpitts is analyzed.Then the key passive components in millimeter wave circuit design,including inductance,capacitance,micro-strip line and Barron,are analyzed and discussed In this chapter,we discuss how to design the passive devices with good high frequency characteristics.Finally,two VCOs are presented as follows:(1)Based on InP HBT process,a wideband VCO with Colpitts structure operating near 47GHz is designed.The varactor array is used to achieve wide frequency tuning range.The output power is more than 5dBm in the whole frequency band,and the highest output power is more than 9dBm.The output frequency of the circuit is from 41.3GHz to 55GHz,and the tuning range is 13.7GHz,that realizing a good tuning linearity.The range of phase noise is-61.277?89.039dBc/Hz@1MHz.(2)Based on advanced InP HBT technology,a single ended Colpitts VCO integrated with a frequency doubler is proposed in this work.The output frequency varies from 96,4GHz to 101.6GHz over a voltage changing from 0 to 1.1V.At the same time,the output power of-9dBm is obtained at 50 Ohms of output terminals,and a phase noise of-76.3 dBc/Hz is achieved at 1 MHz offset from center frequency.This VCO is suitable for W band applications.
