Over the past decade,with the development of optoelectronic technology and microelectronic technology,the processing technology of optoelectronic devices has been gradually improved,Optoelectronic devices have shown their unique importance in the field of information and energy.So,for the transmission of carrier in optoelectronic devices,it is necessary and necessary to study.In this case,our group has done the related research based on the carrier transmission.Such as Transient absorption technology,Time of flight-TOF and photo-carrier extraction by linearly increasing voltage(photo-CELIV).But it is basically the study of polymers,solutions of quantum dots,or films of polymers.For semiconductor quantum dots,in this paper,the process of carrier diffusion and recombination in GaAs optical switch is investigated by using Transient photocurrent technique.The main work is to build transient photocurrent measurement system,and explore the influence of different excitation light intensity,different bias electric field and different interval on the transient photocurrent in GaAs photoconductive switch.
