With the development of computer Internet technology,electronic integrated circuits tend to develop with high speed,high density,high reliability and miniaturization.Higher requirements are put forward for the selection and design of electronic packaging materials.SiCp/Al metal matrix composites,which integrate the excellent properties of SiC and Al materials,are the best choice of packaging materials for advanced microelectronic integrated circuits.The key technology of metal matrix composites(MMCs)fabricating electronic packaging devices is slicing.In view of the problems of cracks,warping and high processing cost caused by wire saw processing method,domestic and foreign scholars have proposed a multi-wire EDM method based on multiwire saw processing method.In this dissertation,the influence factors of slitting in the process of multi-wire EDM are analyzed.Optimize the multi-wire EDM device.A comprehensive detection system for discharge state and distribution of discharge points was built.The material removal mechanism and the influence of processing parameters on the processing efficiency and quality of SiCp/Al multi-wire EDM were studied.Firstly,aiming at the stability of multi-wire EDM,the influence of discharge process parameters,wire force and vibration characteristics on the quality of slit cutting in the process of multi-wire EDM was analyzed.In order to solve Bernoulli effect between electrode wires caused by liquid filling conditions,a wire pressing device was designed.In order to solve the problem that the tension difference of electrode wire increases with the increase of the number of cutting lines in the cutting plane,two schemes of tensioning wheel arrangement are designed.Based on the optimized new wire feeding mechanism,the experiment of multi-wire EDM is carried out,which improves the stability of wire electrode operation and ensures the processing accuracy of multi-wire EDM.In order to observe the process of multi-wire EDM in both time and space,based on the research of detection technology of discharge state and distribution of discharge points in multi-wire EDM,a comprehensive detection system of discharge state statistics and distribution of discharge points in multi-wire EDM was established.The real-time detection of discharge rate in different discharge states,number and distribution of discharge points in each cutting plane is realized synchronously.The phenomenon that short-circuit discharge state is regarded as discharge point statistics by traditional potential difference method is solved,and the accuracy of the integrated detection system of discharge state and distribution of discharge point is verified.The traditional potential difference method is used to calculate the short-circuit discharge state as the discharge point,and the accuracy of the comprehensive detection system of discharge state and discharge point distribution is verified.Finally,the experimental study on multi-wire EDM of SiCp/Al metal matrix composites is carried out,and the material erosion characteristics of SiCp/Al WEDM are explained.The machining process was observed by using the proposed comprehensive detection technology of discharge state statistics and discharge point distribution.The effects of processing parameters and number of cutting lines on machining efficiency,surface roughness,slot width and discharge uniformity in different cutting planes are summarized.By optimizing the process parameters,the uniformity of multi-wire discharge of single electrode wire is ensured,and the high consistency,high efficiency and reliability of three-wire slit structure are realized.
