The research on high-power laser diode?LD?integrated light source module technology was carried out by the technical index of semiconductor laser emission light source module used in automobile anti-collision system according to subsystem decomposition and optimization of each subsystem layer by layer.In order to guide the system optimization theory,breakthroughs in material growth technology for tunnel junction semiconductor lasers,chip technology for tunnel junction pulsed semiconductor lasers,topological structure and synchronous drive technology of narrow-pulse laser hierarchical drive circuits,on-board integration technology of narrow-pulse semiconductor lasers,and emission Optical system design and production;in order to achieve higher precision ranging,narrower light pulse output was required.In the study,we consider using a bipolar cascade laser chip integrated package to achieve high power,narrow pulse,and fast rising edge.laser output.as followed:1)Optimized design and growth of bipolar cascade laser structure.The anode layer was used to produce an oxide layer as a current blocking layer.The typical threshold current density Jth of the prepared bipolar cascade laser was 750 A/cm2,linear power output Up to 12 mW,respectively.2)The typical threshold current density Jth of bipolar cascade lasers?CECT13 offered?made of InGaAs/GaAs epitaxial materials is 169 A/cm2.The linear power output reaches75.1 W,and the laser lasing wavelength was 905.4 nm,respectively.3)Integrate the LD chip with the driving circuit board to ensure the sintering quality of the laser chip and the MOS tube.The circuit board and the laser chip are connected by gold wire bonding.This packaging structure not only reduces the volume,but more importantly,Minimize the package inductance,reduce the operating voltage,improve the driving efficiency,and obtain narrower laser pulses.The on-board laser and the optical system were positioned coaxially to achieve precise positioning.The top-level circuit model of the drive source system was established in the integrated simulation of LD using Spice layered modeling technology of the LD drive source.It achieved a working pulse width of 7.7 ns,a rising edge time of 4.5 ns,and a working frequency of 1 KHz,respectively.The wavelength of the emission light source module was 901.8 nm,and the peak power of the module was 150 W.It provided an effective way to improve lidar performance and reduce volume.Therefore,it was of significance to conduct research on semiconductor laser emission light source modules for automotive collision avoidance systems.
