With the rapid development of semiconductor process in recent years,the MMIC based on the GaAs PHEMT has become a popular research point.Low Noise Amplifier is the indispensable part in a transceiver system such as Satellite Communication System,Radar System,Test system and Global Navigation Satellite System.The noise figure,gain and linearity of low noise amplifier will directly affluence the performance of the transceiver system.The serial to parallel circuit integrated in the T/R module based on GaAs PHEMT could decrease the dimension of T/R module and make it easy to use and cheaper.In this paper,two different low noise amplifier(LNA)and a serial to parallel logic circuit based on GaAs PHEMT are developed.Firstly,this paper introduce the research background and study of the low noise amplifier and T/R logic circuit,then the basic theory of the noise and low noise amplifier is introduced.In Chapter 3,the schematic and layout of an S-band LNA are optimized.Finally this low noise amplifier is taped out and tested,the tested results are:Gain>31dB,Noise Figure<0.7dB,Current:30 mA.In Chapter 4,a broadband 18-40 GHz LNA is designed,and the schematic and layout of the entire circuit are optimized.Finally this amplifier is taped out and tested,the results are:Gain>11dB,Noise Figure<3.5dB,Current:46 mA.In Chapter 5,a 13-bit serial to parallel logic circuit is designed.A 6-bit serial to parallel testcell and a 13-bit serial to parallel circuit integrated in T/R module are taped out and tested.The logic circuit worked fine when the frequency of DATA was 25MHz.
