The rapid development of electronic information technology makes the operating frequency of electronic systems constantly improve,and also greatly stimulates the application of the millimeter-band equipment.The demand for the millimeter-band IC is obviously increasing,in particular,the research about the W-band and the above bands has an important strategic significance in the current information competition.Therefore,to get the W-band electromagnetic waves,we need a frequency source of W-band waves,which is the most critical point.And the voltage controlled oscillator(VCO)is a key component of the frequency source.In practical engineering,the performance of VCO has a decisive influence on the performance of entire system,especially in terms of phase noise and tuning range.Hence,the main task of this project is to design a wide tuning range,low phase noise VCO operating at W-band.In this paper,a 60 GHz coupled-line VCO and a W-band push-push VCO have been successfully designed based on 1.5?m In P DHBT technology provided by French OMMIC Foundry.The detail research results are as follows:1.According to the working principle of the negative impedance oscillator,the tuning method and noise of VCO are analyzed in detail.Based on the Lesson and Hajimiri noise models,the effective methods to reduce the phase noise are summarized.2.The design of a 60 GHz coupled-line VCO.In the ultra-high frequency,the series of parasitic inductances in cross-coupled structure VCO will influence the performance seriously.So,in this work,we use a new coupled-line structure based on the traditional cross-coupled topology to overcome these parasitic effects.The schematic simulation,layout design,and momentum simulation are completed by using ADS.The simulation result shows that the tuning range of this coupled-line VCO is 53.99~64.1GHz without a varactor diode,the phase noise is-102.2d Bc/Hz@1MHz,and the layout size is 496×510?m2.The oscillation frequency and tuning range are improved compared with the cross-coupled VCO.3.The design of a W-band push-push VCO.The structure of this push-push VCO is proposed based on the proposed coupled-line VCO and the principle of push-push.The analysis about the generation mechanism of the 2nd harmonics is made in detail,finally a W-band push-push VCO based on the coupled-line structure has been successfully designed.The schematic simulation,layout design,and momentum simulation are completed by using ADS.The simulation result shows that the output frequency of the proposed push-push VCO is 94.79~100.3GHz and also without a varactor diode,the phase noise is-110.4d Bc/Hz@1MHz,and the layout size is 460×510?m2.It demonstrates that the push-push VCO realizes the function of push-push successfully and can operate on W-band with a good performance.Also,compared with the other reported results,this W-band push-push VCO has a lower phase noise and wider frequency tuning range.
