The Smart Power Chip(SPC),which integrates the control logic,fault protection and power driver,has a wide application field and bright development prospect.Currently,the study on the smart power chip is just in primary process.As an important part of the SPC,the bandgap voltage reference with wide input range and high power supply rejection becomes indispensable,which can enhance the stability and accurate of the intelligent power module in the complex working condition.In this thesis,we focus on the temperature coefficient,linear regulation and power supply rejection ratio of the bandgap voltage reference,while keeping a good balance with the static power dissipation,Layout area,and minimum operating supply voltage.Firstly,not only the implementation principles and working mechanism of the SPC,but also the analysis on the voltage references,especially the temperature characteristic and supply voltage characteristic of the bandgap voltage reference are given in the introduction part.Then,a novel bandgap voltage reference with wide input range and high power supply rejection is proposed.To improve the supply voltage rejection performance and reduce the headroom voltage effectively,a voltage pre-regulation circuit is adopt in the proposed bandgap voltage reference.Moreover,a novel temperature compensation method to reduce the temperature coefficient of the output reference effectively,which used the carrier mobility with nonlinear temperature term to offset the nonlinear component of the diode voltage(VBE).In this thesis,the bandgap voltage reference circuit was realized based on the 0.5?m 600V SOI process,and the layout of the bandgap voltage reference circuit was designed,at last the layout was taped out and tested.The temperature coefficient of the proposed bandgap voltage reference was about 3ppm/?,and the linear regulation was about 0.9?V/V,and the power supply voltage rejection ratio was about-120dB at low frequency,and the quiescent current of the entire circuit was about 140?A,which achieved the objectives designed.
