With the shortage of sub-60GHz spectrum and the increasing data rate,the 60GHz wireless communication system has gradually become a research hot topic.With advantages of low power consumption,high speed,high integration,CMOS is suitable for the wireless communication application.Therefore,in this thesis,a 65nm CMOS process is used to design the 60GHz T/R switch and phase shifter.The RF T/R switch has the function of making switch between the transmitter and receiver,and it affects the system performance in terms of insertion loss and bandwidth etc.To achieve the T/R switch performance,based on the series-shunt structure,the Body-floating technique is used to reduce the insertion loss and improve linearity.Furthermore,the LC resonance technique is used to improve transmitter and receiver isolation.For the phase shifter,as an important component of the phased array system,it achieves the antenna beam scanning by adjusting the phase of the phase shifter.In the 5-bit phase shifter design,to achieve wide bandwidth and low RMS phase error,the T-type switch structure is used in the digital phase shifter.Both the T/R switch and phase shifter layout are finished.Post layout simulations show that,over 57GHz?66GHz frequency range,the switch achieves the input and output return loss of less than-15dB,insertion loss of-3.2dB?-2.7dB,the isolation of greater than-18dB,as well as input P1dB of 17dBm@60GHz.Over the 57GHz-66GHz frequency range,the phase shifter achieves a phase error of less than 2.5° RMS,a RMS gain error of less than 1.2dB,an input and output return loss of better than-5dB.These post layout simulation results meet the performance specification requirements,which can be used in the broadband wireless communication system.
