Graphene is 2-dimensional honeycomb of carbon atoms with good mechanical properties,thermalproperties,optical and electrical properties.In recent years,the foundation and application of graphene research have been attracted wide attention of scientists from all over the world,such as the photoelectric detection,biomedical,energy storage display areas.The film of mechanical exfoliationto fabricate graphene films has a high carrier mobility,which is better potential application than that of traditional semiconductor materials such as silicon,germanium in fast photodetector.However,the coupling of single layer graphene photoelectric is weaker,the absorption efficiency is lower,so the responsibility of photodetector is limited.Organic-inorganic perovskite is a new type of photoelectric material.The absorption band of CH3NH3PbIxCl3-x is 300 to 800 nm.Therefore,we study graphene films photodetectors and the organic-inorganic hybrid perovskite CH3NH3PbIxCl3-x composite structure of detector,respectively.And research the photoelectric detection performance.The main research content is as follows:?1?The graphene was prepared by using mechanical exfoliation and normal pressure CVD method to grow a large area of graphene films on copper foil substrate.?2?Adding CH3NH3PbIxCl3-x perovskite film and fabricating the CH3NH3PbIxCl3-x and graphenedetector,then measuring their photoelectric properties.?3?To study the influence of graphene photoelectric detector with different thickness of CH3NH3PbIxCl3-x film,ZnO electronic transport layer and ODTSfilm.Due to its superior performance,graphene has attracted widespread attention,and can As photodetectors materials,the defect of graphene is little light absorption,so graphene photodetectors have lower responsivity.However,graphene has a high electron mobility,the response time of graphene photodetectors are fast.CH3NH3PbIxCl3-x and graphene photodetectors increase the light absorption,and the high graphene electron filling the vacancies produced by perovskitequickly,so the responsibility of CH3NH3PbIxCl3-x and graphene photodetectors have been enhanced.However,due to the low recovery of CH3NH3PbIxCl3-x,the response time of CH3NH3PbIxCl3-x and graphene photodetectors are better.Adding ZnO as the electron transport layer,that the photodetector has higher responsivities and fast response time.Graphene and inorganic organic hybrid perovskite composite photoelectric detector has been discussed,for example the performance of different materials is discussed.To optimize the graphene and perovskite process parameters,the development of graphene photoelectric detector and organic-inorganic hybrid perovskite materials applied in the field of photoelectric detection has important academic significance.
