The solar blind ultraviolet detection technology is playing an increasingly important role in the field of military and civilian, and wide band gap semiconductors represented by 4H-SiC can be used for the manufacture of solar blind ultraviolet detectors.So far researchers have made a lot of research and exploration in the solar blind ultraviolet single photon detection technology and have achieved certain results. However, there are few solar blind ultraviolet-single photon detection systems which could meet the actual needs. In this context, researching and designing a solar blind ultraviolet single photon detection system is undoubtedly of important significance.Solar blind ultraviole detection chip itself does not have a perfect solar-blind detection performance, daytime background radiation still restricts its application in certain situations. Solar blind ultraviole detection system designed based on background limited ultravioletphotodetector theory can shield the solar radiation, achieving the real solar blind ultraviolet detection performance. Single-photon detection technology is one of the many ultrasensitive optical signal detection techinques, which has a very wide range of applications in the traditional scientific and engineering applications. Avalanche diodes working on solar blind ultraviole band, combined with the optical system and reading circuit design can achieve weak solar blind ultraviole signal response on single-photon level, for all produce a weak solar blind ultraviolet light signal detection applications. Thus solar blind ultravioie single photon detection system based on background limited ultraviolet photodetector theory can be widely used in many domains such as corona discharge detection of transmission line, partial discharge detection of high-voltage electrical equipment, wireless optical communication and laser ranging.On the basis of literature and research investigation at home and abroad, this paper introduces the background and research status of the solar blind ultraviole single photon detection system, and researches the implementation of the solar blind ultraviole single photon detection system based on 4H-SiC avalanche diode and then also analyses its future development and application prospects. The primary work in this paper includes:1) Research and design of the pulse reading and active recovery circuit of 4H-SiC based solar blind ultraviole single photon detection system on the basis of studying avalanche characteristics of 4H-SiC, and experiment of the circuit;2) Research and design of the optical system of 4H-SiC based Solar Blind Ultraviolet detection system and experiment of the system on the basis of studying the solar-irradiated-leakage limit in detectivity of solar blind ultraviole photodetection;3) Manufacture of the solar blind ultraviole single photon detection system, and experiment of the system.
