In recent years, the LED industry is springing up all over the world. Especially the completion of the Water Cube and the Nest, the two LED-lighting Olympic Games’ buildings in2008in China, made the whole world know LED.Today, there are a shortage of the sources of energy in the whole world. In such situation, Each country is promoting the energy saving and environmental protection. The status provides a huge development platform for LED.Compared with the traditional lighting sources, LED as a full solid green light source, has lots advantages such as energy saving, environmental protection, safety, small size, light weight, mechanical performance well, long life, high reliability, good monochromaticity,colorful and strong applicability.However, the Chinese LED industry is facing with enormous challenges:the lack of talent, the technical challenge, the product qualified rate of the LED package is low, how to improve the LED reliability such as the LED photoelectric and thermal properties, the LED luminous efficiency and the life.The LED package has the following functions:1, connects the LED chip electrodes to the outer pins by bonding for electrical connection;2, protects the LED chip in order to improve the mechanical performance and the life of LED;3, strengthens the heat dissipation to reduce the LED chip junction temperature to improve the LED photoelectric and thermal properties;4, for optical control to improve the LEDluminous efficiency.As a member of LED industry, the packaging way and process operation of the LED package industry directly affectsthe reliability and service life of LED, has huge influences on the development of LED industry. So the LED package has been a research hotspot in recent years.In order to improve the reliability of LED and the product qualified rate of LED package, combined the theory with practice and based on the type LED package,the paper studies the LED luminous efficiency problem and points out the methods to improve the LED luminous efficiency in the LED package; researches the influences the temperature and the electrostatic have on the LED reliability; studies the properties, working principle and the usages of series of materials used in the LED package process and researches the factors affected the LED package qualified rate and the LED reliability in the LED package and developed a detailed process operation guidance and inspection standards.Finally, as a LED package operations manual, undoubtedly provides technical theory guidance for the cultivation of LED talents.
