In recent years, terahertz wave has become a hot topic in many countries. As one of the most important part of terahertz related technologies, the source of terahertz wave has attract more and more scientists’interesting. At the present time, the generation of terahertz wave can be achieved by optical technology, plasma technology and electrical technology.This dissertation carried out the research of G-band terahertz source whose central frequency is183GHz by solid-state semiconductor of electrical technology. We choose Ka-band millimeter-wave as the input signal. The millimeter-wave technology has been quite mature nowadays, so that it can provide good performance to produce harmonic. The generation of the fifth harmonic is achieved by APDP (Anti-Paralleled Diodes Pair). The goal of this research is to provide the RF signal for terahertz harmonic mixer’s testing, so we focused primarily on the broadband performance of the quintuplesBased on plenty of theoretical study, we designed two quintuplers by circuit simulation software ADS and3D field simulation software HFSS, one quintupler is composed of one pair of anti-paralleled diodes, another quintupler is composed of two pairs of anti-paralleled diodes. The plane schottky diode used in our circuit is the DBES105A which is produced by UMS company. The Test results are as follows:when we use one pair of plane schottky diodes to design the G-band quintupler, there is5μW output power in135~152.5GHz, the best point is in145GHz and its output power is15μW,and we can get output power in130-200GH; when we use two pairs of plane schottky diodes to design the G-band quintupler, there is1pW output power in135-170GHz, the best point is in150GHz and its output power is13.1μW,and we can get output power in130-200GH.Terahertz quintuplers that reported in the literature abroad almost are achieved by HBV. And in the domestic literature, there is no related report about terahertz quintupler at present time. As an attempt to terahertz quintupler, the research of this dissertation can lay some foundation for the future study of the terahertz quintupler.
