According to the full-automatic eagle-eye LED wire bonding process requirements and the Technical Specifications, this thesis design and Analysis the Key mechanism for the full-automatic eagle-eye led wire bonding. It includes the design of XYZ three DOF wire motion mechanism, loading and unloading mechanism and Off-chip mechanism, we also carried out a detailed selection calculation for some of the typical standard Parts, and we have the finite element analysis for the key parts using the finite element method. This designing scheme has certain theoretical significance and practical application value. This specific content of this thesis are as follows:(1)The design of the XYZ three DOF wire motion mechanism:The wire motion mechanism consists of XYZ three directions workbench, the characterized of this design is the parallel three degree of freedom motion mechanism, the three directions workbench does not have load and vibration superimposed, so it improve the movement speed and accuracy. The sports-driven structures of the three directions are adopted the servo motor drive transmission mechanism of ball screw transmission power.(2)The design of the loading and unloading mechanism:The loading and unloading mechanisms consist of the loading mechanism and the unloading mechanism, this design in’order to improve the degree of automation, saving unloading time; we used a flat tray discharge and rewinding, and therefore make the institution simply, The loading mechanism mainly includes pulling mechanism, Feeding Mechanism and flat push plate part.(3)The design of the Off-chip mechanism:Off-chip mechanism Complete the Off-chip, positioning and compression of the bracket when wire carried, and Convergence on the material and lower feeding mechanism. The overall design philosophy used in this design is one welding action; the entire Off-chip mechanism consists of compression stent delivery body and off-chip organizations. (4)The finite element analysis of fixed Y bench’s holder:We make a linear static structural analysis to the fixed Y bench’s holder using finite element analysis method, and have a research of Stress concentration and deformation of the fixed workbench’s holder, and we have the method of comparative analysis of old and new fixed workbench’s holder, using this method we find the new workbench’s holder have superior performance.This thesis makes a systematic analysis and evaluate about full-automatic eagle-eye LED wire bonding. Using three-dimensional design software Solidworks2011design the mechanism and assemble them. Using the Finite element software ANSYS Worksbench12.1simulate the γ-direction work bench’s holder, and have a process or purchasing for the critical mechanical part, and then assembled into a physical prototype, after have a testing and modification Repeatedly, the physical prototype meet the specification requirements, and finally, we made the whole prototype. Besides, the idea and the methods used by the dissertation can use for reference to similar study, and laid a solid foundation for further research and development of more high-performance microelectronics packaging equipment.
