Study On The Model Of Nbti And Implementation In Spice3 Bsim4 Model

This paper discussed how the NBTI affects the MOSFET's performance, and listed the factors an accurate NBTI model should consider. Based on the R-D model which is accepted by the industry, a semi-empirical physically based compact NBTI model that is suitable to be implemented into SPICE3 is given. This paper also discussed how to introduce the NBTI model into the BSIM4 model and SPICE3 simulation flow. Finally, this paper described the reliability simulation flow. The BSIM4 MOSFET' s characteristic variables under NBTI degradation can be gotten by running the SPICE3 and loading the NBTI model.
