Avalanche diode is the traditional solid device to obtain millimeter wave source. The high order frequency multiply technology of avalanche diode is reported very scarcely . Avalanche diode high order frequency multipliers are able to transform microwave signals to millimeter wave signals in single stage by fierce nonlinear inductance effect in avalanche phenomena. It has obvious advantages in high order frequency multiply with high efficiency and is a good approach to provide high quality millimeter wave source.At first,the character of millimeter wave and frequency multipliers in millimeter wave band is introduced. Based on the principle of harmonic frequency extraction in nonlinear device, we present the avalanche diode high order frequency multipliers in W band. At the same time, we analyse and optimize an E-plane waveguide filter, present a band-pass filter at 94GHz to satisfy the need of our frequency multiplier. In the experiment research, the avalanche diode frequency multiplier with 15th order has the maximum output power of 4.29 mW and 0.85% efficiency, achieving the purpose of our project. Our work have proven the possibility of avalanche high order multiply technology in millimeter wave band, and present valuable research for the novel millimeter wave frequency source technology.
