The DC/DC switching power is popular in design of power supply for digital camera , notebook PC, MP3, GPRS and so on. The designers have stress to develop the long working time, slim and handsome outline products. It is hard for these system designers to develop the high efficient, small outline switching power as they have not enough experience in power design. The designers must cooperate with power semiconductor suppliers. It will be a good solution for the supplier to design a DC/DC power module for these system designers. There have been SIP (system in package) and MCM (multi chip module package) technology for semiconductors suppliers to use.The design and development of power BGA module is to combine the power MOSFET, LC filter, PWM controller within a BGA module. First we select power MOSFET as base for low voltage and high current application. Other devices are selected by the power MOSFET requirement. Then we make the BGA substrate layout and search some company to manufacture it. At the same time we search the BGA module package and test PCB board manufacturers. When all these preparation are closed, we build the evaluation test board. We test the BGA module power conversion efficiency by measurement input and output voltage and output current. The power BGA module is shown the reasonable efficiency (80~90%).
