Single-photon detection technique is one of ultrasensitive optical signal detection techniques,which has wide applications and prospects in physics,chemistry,biology and engineering.In recent years,single-photon detection technique plays a more and more important role in the newly developed quantum information science and ultrasensitive spectrum technology.Among the detection techniques of all wave bands,near-infrared single-photon detection technique attracts more attention for its application significance.Especially in the quantum key distribution system,near-infrared single photon detector in the communication wavelength window have a great effect on the communication distance, quantum key generation rates and quantum bits error rates of the system.And nearinfrared single photon detector also has great applications in the laser ranging, ultrasensitive infrared spectrum area.Therefore,how to increase the repetition frequency,detection efficiency and S/N is the target of this thesis.In this thesis,high performance single photon detection technique based on the InGaAs/InP APD is presented.An overall solution for the design of single-photon detector is proposed.A high speed single photon detector with repetition frequency up to 200MHz is designed and manufactured based on optimized self-differential noise depression technique,paving the way to the realization of high speed quantum key distribution.
