The noise inside the electronic devices is the key factor limiting the performance quality and reliability of the electrical system. And at the same time, it is the important sensitive parameter to characterize the quality and reliability of the devices. Therefore, being a effective and sensitive tool, noise has been studied and used widely.traditionally, people always using the PSD to analysis the and study the low frequency noise of electrical device. The coherence and the PSD of noise signal can provide a lot of useful information; but, the PSD analysis method can only analysis the stationarity, linearity and gaussian process, but can not analysis the non-gaussian process. In practices, the electrical noise most we deal with has strong non-guassian and non-linearity. So the PSD of electrical noise can not give out the information of non-guassian and non-linearity of electrical noise. To deal with this situation, we proposed using the higher order statistics to analysis and study the noise signal.Being a new, fast developed signal processing method, the higher order statistics method can solved many problems that we meet and many problems that difficult to solve. This method provide us a power tool to analysis the signal that under the heavy gaussian background noise.This paper focus on the studying of electrical noise using the higher order statistics and studying of the reliability of the device using the electrical noise, we bring out the identifier and prove the feasibility and effective of it in theory. Programmed the third-and fourth-order cumulants and the third-and fourth-order polyspectrum, non-gaussian test parameter and test parameter for burst noise in Matlab. And using the simulate signals to provided the correctness and validity. At last using the higher order statistics analysis method to analysis the different electrical devices. Such as the resume the PSD using the higher order spectrum and using the statistics test parameter to analysis the electrical device, using the statistics test parameter to filter the MOSFET and analysis the reliability of electromigration in metal interconnection. Provide the higher order statistics analysis method can used to analysis the electrical noise. Making a base for analysis electrical noise using higher order statistics.
