RF(Radio Frequency) power amplifier of high output power, high power gain,good linearity and efficiency is widely used in mobile communication System,digital transmitter and military affairs technology field.With the development of the new standards and technology of 3G wireless communications and the military field, as the components of RF communication and radar system, PA(power amplifier) is not just for launching the signal, transmit and receive reliably, the output power, the linear, efficiency and reliability is in a higher demands.Some base theories of PA were discussed in this paper.And some key issues such as electrical and frequency characteristics of DRTG-LDMOS device and the matching network were studied.Through theoretical analysis and simulation,a DRTG-LDMOS PA was designed.Two ports S parameters, the indicators of RF power amplifier, power amplifier stability analysis, matching network design and dc bias network design are introduced in this paper.These are fundamental theories of the RF design. At last,based on the practical performance demand,a design solution is given in this paper and result of simulation process by ADS achieves design goal.The DC simulation shows bias point and S simulation shows gain of the circuit are given in this paper.In order to design high output power, high power gain and good efficiency microwave PA with the frequency 1580 MHz~1620 MHz,the input and output impedance of used microwave power transistors are gained by 1-tone load-pull method basing on the analysis of unconditional stability.Matching networks are designed by the conjugate match method. Finally a 3-stage DRTG-LDMOS RF power amplifier of P1dB larger than 45dBm and over 50 dB power gain with the frequency 1580 MHz~1620 MHz and over 30%PAE,is successfully designed.
