| ZnO has been of great interest recently because of its wide band gap(3.37 eV) and relatively high exciton binding energy(60 meV) at room temperature(RT),which make this material a promising candidate for the next generation of short-wavelength light emitting diode(LED) and lasing device(LD).In addition,ZnO possesses the availability of a rich genre of nanostructures.Low-dimensional ZnOnanostructures have recently attracted much attention due to their novel propertiesand potential applications in manufacturing electronic and optoelectric devices.The research of controllable preparation of high-performance ZnO nanostructures,and the properties and characterization of ZnO nanostructures have been of effective scientific importance.In this paper,ZnO nanostructures were successfully synthesized by chemical vapor deposition(CVD) and thermal evaporation techniques.The morphologies,crystalline qualities and optical characteristics of ZnO nanostructures were investigated by scanning electron microscopy(SEM),X-ray diffraction(XRD) and photoluminescence(PL) analytic technology,respectively.Moreover,we also carried out a preliminary study at ZnO nanowire-based field-effect transistor devices.The details are as follows:High-quality novel undoped and phosphorus-doped ZnO nanotetrapods were synthesized on sapphire substrates by a simple chemical vapor deposition(CVD) method.Phosphorus doping was performed by using P2O5 as the dopant source.Low temperature PL spectrum exhibited acceptor related emission peaks.X-ray diffraction showed that the crystalline quality and structure of ZnO single crystals were not degraded by phosphorus doping.The synthesis of p-type doping ZnO nanotetrapods sheds light on further applications for nanoscale electronics,optoelectronics and biologics.ZnO nanostructures with different sizes and morphologies such as ZnO nanowires, ZnO quaic-nanotetrapods and ZnO nanocombs have been synthesized by a simple thermal evaporation method using high-purity Zn powder as the evaporation source.The morphologies,crystalline qualities and optical characteristics of ZnO nanostructures were investigated by SEM,XRD and room and low temperature PL analytic technology.The growth conditions of different ZnO nanostructures had been obtained exactly.The research results provide a new way to improve the thermal evaporation method and a certain extent reference value of the controllable large-scale synthesizing of ZnO nanostructures using thermal evaporation method.It also has laid a good groundwork for the following production and application of ZnO nanodevices. |
