Abstract/Summary:
With the continuous improvement of semiconductor technology and the increasing demand of phased array radar system,the design of silicon-based millimeter wave phased array chip has become a hot research direction at home and abroad.As the core of phased array radar system,the design of transceiver front-end chip will be of primary importance.Based on the millimeter wave phased array two down-conversions RF phase-shifting receiver architecture,this thesis makes a profound study on the phase shifter and mixer modules.(1)A 6-bit active vector-sum phase shifter with 35GHz center frequency is designed based on IBM 0.13-μm SiGe BiCMOS technology.The advantages and disadvantages of different orthogonal networks are compared and analyzed,and an improved polyphase filter with high amplitude and phase accuracy is selected to generate orthogonal signals.A 6-bit DAC is used to accurately control the phase resolution.Insertion loss-compensating buffer is used for gain compensation and output matching.Finally,the layout simulation result of this structure realizes the RMS phase error of less than 5°and the RMS gain error of less than 1.4 d B in the range of360°phase shift within the operating frequency of 33~37GHz.(2)Based on IBM 0.13μm SiGe BiCMOS technology,an active mixer with a center frequency of 35GHz is designed.The design has been improved on the basis of the traditional Gilbert active mixer architecture,using linear enhancement technology of degraded inductor and noise optimization structure of transformer coupling.Finally,the layout simulation result of this structure realizes the noise figure of less than 7.92 d B within the RF frequency of33~37GHz,when the IF frequency is 1~2GHz.When the input LO power is-3d Bm,the conversion gain at the central frequency is 12.1 d B,and the input P1d B is-8.2 d Bm.(3)Based on HG 0.18μm SiGe BiCMOS technology,a 2.4GHz passive mixer is designed.The high linearity of the voltage mode driven passive mixer architecture is adopted.The gain stage and buffer stage are used to compensate for the lack of gain of the passive architecture and retain the advantages of low flicker noise of the traditional passive switching stage.Finally,the tape-out test results of the architecture achieve 10.9 d B conversion gain,7.38 d B NF,1d Bm input P1d B and 11.6 d Bm IIP3 at the IF frequency of 10MHz.
