With the development of wireless communication technology,multi standards coexist in the communication system.The signals of different standards work in different bands,have different transmission power,and different peak-to-average ratio.As an important RF device in the communication system,power amplifier needs to work efficiently in multi-standards communication system.At the same time,the 5G system has a higher frequency band,the base station density is larger,and the device miniaturization is also of great significance.In this paper,multidimensional reconfigurable power amplifiers and power amplifiers based on quasi-MMIC technology are studied deeply,and three reconfigurable power amplifiers are designed to achieve high efficiency of power amplifiers in different frequencies,different transmitting power and different backoff ranges.The main contents and innovations of this paper are as follows:(1)A frequency reconfigurable power amplifier based on quasiMMIC technology is designed.The power amplifier combines the quasiMMIC technology and the design method of reconfigurable matching network.PIN switch is used as the reconfigurable device so that the power amplifier can switch between the two frequency bands with compact structure.The test results show that the frequency can be switched between 3.2-3.45GHz and 4.95-5.1 GHz by PIN switch on and off.The output power of low frequency band is 40.5-42.3dBm,and the drain efficiency is 55%-74%.High frequency output power 38.439.6dBm,drain efficiency 47%-55%.(2)A novel reconfigurable load modulation network is proposed,which adopts T-shaped structure with a PIN in the shunt branch,which can switch the equivalent character impedance of load modulation network and then change the modulated impedances of Doherty PA.Based on this reconfigurable load modulation network,a new back-off range reconfigurable Doherty power amplifier is designed.Test results show that the power amplifier operates at 3.1-3.5GHz,and the back-off range can be switched between 6dB and 9dB by a PIN switch.The output power of the power amplifier is 43.2-45.6dBm.The saturation efficiency of 9dB back-off mode is 52%-67%,and the 9dB back-off efficiency is 40%-51%.The saturation efficiency of 6dB back-off mode is 54%-65%,and the 6dB back-off efficiency is 44%-60%.(3)A three-dimensional reconfigurable Doherty power amplifier based on the quasi-MMIC technology is proposed.The proposed PA can be reconfigurable from the three dimensions of frequency,saturation power and back-off range simultaneously,which means a realization of three-dimensional reconfigurable PA.The circuit area is reduced by the quasi-MMIC process.The simulation results show that the working frequency of power amplifier can be switched between 3.4-3.6GHz and 4.8-5.0GHz by PIN switches,the average saturation output power can be switched between 42dBm and 3 9.5 dBm,and the backoff range can be switched between 6dB and 9dB.The multi-dimensional reconfigurable power amplifier designed in this paper has good performance and has positive significance in the development of multi-standard communication systems.
