Photocuring technology has become one of the fastest developing technologies in electronic industry because of its green,economic and efficient characteristics,and its branch lithography technology is playing a crucial role in the field of microelectronics.The research in the field of photocuring in China started late,and the lithography industry is faced with the situation of photoresist formula is blocked and raw materials are controlled by import.In order to improve the ecology of photosensitive dry film industry chain in China,Hunan Wujo High-Tech Materials Co.,Ltd.,a state-level high-tech enterprise,has established an industry-university-research cooperative relationship with Hunan University in order to break the blockade of photosensitive dry film technology abroad.photoinitiated system 119 is a 405 nm photoinitiation system widely used in lithography production at present.Because of its good photoinitiation performance at 405 nm of LED,photoinitiated system 119 has become an important raw material for many domestic enterprises such as Hunan Wujo High-Tech Materials Co.,Ltd.However,its supply channels are limited and its components are not known,so it is impossible to provide strong technical and production process support for its large-scale use.Based on this research background,this paper took photoinitiated system 119 as the research object.The author analyzed the chemical structure of its main organic components by common chemical means and explored the synthesis route of key components.The specific research contents are as follows:1.By means of thin layer chromatography and column chromatography,the organic components in photoinitiated system 119 were separated and purified,and two organic components with different proportions were obtained.For organic components with good crystal performance,the crystal structure was analyzed by X-ray diffraction,and the chemical structure was directly determined.For the organic components with poor crystallization performance,the authors analyzed the possible heteroatoms and functional groups in the molecules by measuring the molecular mass(MS),elemental composition(EA),nuclear magnetic spectrum(1H NMR and 13C NMR)and infrared spectroscopy(IR),and determined the molecular formula,and then propose a conjectured structure.2.According to the inferred chemical structures of key components,the author consulted relevant literature,designed the synthesis route by using inverse synthesis analysis method,explored the optimal reaction conditions,expanded the substrate,and characterized the product structure in the synthesis process by MS,NMR and IR.In addition,the NMR spectra of the final product were compared with those of the key components of the photoinitiated system 119 to further validate the previous structural prediction.
