Nowadays,the transmission signal mostly adopts complex multi-carrier modulated signal,so the power amplifier is required to have high linearity;and based on the rapid development of radar electronic warfare communication integration,the mobility of mobile combat platform requires the radar communication integration technology to have the characteristics of long-range transmission.Therefore,the efficiency and linearity of the power amplifier of the transceiver front-end in the 6-18 GHz band have raised higher requirements.In order to meet the requirements,it is necessary to apply linearization techniques.In this thesis,the analog pre-distortion technique is thoroughly investigated for the nonlinear characteristics of the solid-state power amplifier(SSPA)at 6-18 GHz.The main contents of this thesis are as follows.A Ku-band two-way analog pre-distortion linearizer is designed using GaAs p HEMT tubes as the core device.The linearizer has excellent performance with gain expansion greater than 5 d B and phase compression greater than 50 degrees in 13-15 GHz.Based on the two-way structure,the design of the linearizer in the 6-18 GHz band was completed by using a series Schottky diode structure.After the physical test,it is found that the linearizer has a gain expansion of about 5d B and a phase compression of about 15 degrees in the whole band,which meets the requirement of compensating the nonlinear characteristics of SSPA.Based on the structure of series connected Schottky diode,a linearization driver module was designed for the 6-18 GHz band.The module is debugged so that when the input power is 5d Bm,the output power is also 5d Bm,it will not affect the input power of the final stage amplifier.And after testing,it is found that the module has 5d B gain expansion and 15 degrees phase compression in the whole frequency band,with good performance and satisfying the design index.
