With the continuous development of information technology,the frequency and bandwidth requirements of microwave system work are becoming higher and higher.W-band and other short millimeter wave frequency bands contain huge spectrum resources,which is a popular research topic.And the transceiver component,which is in the key position of microwave system,has far-reaching research significance.As a high frequency front-end subsystem,millimeter wave transceiver module is an important part of satellite communication,radar system,safety detection and other fields.Frequency multiplier is a key part of transceiver module,and its performance has a great impact on the transmission of the whole system.Based on the theory of millimeter wave circuit,the design and research of 330 GHz quadruple and W band transceiver are carried out in this paper.330 GHz quadruple structure of even order harmonic balance type,choose 5VA40-13 diode for ACST company,by using the combined method of distribution and integrated design of the overall design,including diode modeling research,circuit matching part,dc bias output filter design,web design,etc.,joint simulation method using field-circuit iterative validation,The final results show that when the input power is 20 d Bm,the fourth harmonic output power efficiency is above 1% in the input frequency range of 81-85 GHz,that is,when the output frequency range is 324-340 GHz.The efficiency can reach more than 3% in the range of 82-83.5 GHz.Among them,when the driving frequency is 82.5 GHz,the output fourth harmonic power is the largest,which is 6 d Bm.The W-band transceiver module is designed based on the hybrid microwave integrated circuit(HMIC)technology,which is composed of solid state transmitter,circulator and receiver.The input signal of the transmitting branch enters the binary switch after frequency doubling and amplification,and is output to the antenna self-checking port or output through the circulator.In order to achieve high output power,the design idea of power synthesis is adopted in the module,and the combination of two power amplifiers is realized through 3 d B waveguide bridge structure,which solves the problem of limited output power of a single monolithic power amplifier.The overall size of the transceiver module is 125 mm×90 mm×26.5 mm.The measured results show that the output power of the transmitting part ranges from 33.6 d Bm to35.4 d Bm.The gain range of the receiving part is 30.2-33 d B.This module has good RF performance and achieves the requirements of high integration,high power,high gain.
