Graphene has become a research hotspot in recent years due to its excellent characteristics.At the same time,glass,as the most common basic material in daily life,is widely used in various fields.The new composite material obtained by combining the two-graphene glass,not only has the characteristics of high thermal conductivity,high conductivity and surface hydrophobicity of the graphene film itself,but also has excellent electrothermal conversion characteristics And high light transmittance in a wide spectrum,therefore,the study of the electrical heating characteristics of graphene glass film has important theoretical and practical significance.In this paper,atmospheric pressure chemical vapor deposition(APCVD)was used to obtain high-purity quartz glass-based multilayer graphene film,and its electrical characteristics,light transmittance and electrical heating characteristics were experimentally studied.The results show that the graphene glass with different surface resistances directly grown on the high-purity quartz glass substrate by APCVD method not only has excellent uniformity and film quality,but also has a fairly flat high transmittance in the entire visible light region.And excellent electric heating performance and fast thermal response time.Compared with PET-based and silicon-based graphene films obtained by transfer,graphene glass has higher saturation temperature,shorter thermal response time and faster heating rate,and shows more excellent thermal cycle stability and Long-term heating reliability.On this basis,a vertical cavity surface emitting laser(VCSEL)accurate thermal tuning experiment based on a graphene glass heating system was designed to verify that graphene glass has excellent thermal tuning performance for VCSEL devices.Therefore,the graphene glass transparent film with excellent electric heating characteristics can be applied to the field of transparent film electric heating and has broad application prospects.The main research contents of this paper are as follows:(1)The material characteristics of graphene glass transparent film were characterized and analyzed.Graphene glass film is directly grown on high-purity quartz glass substrate by APCVD method,and graphene glass with different surface resistance is obtained according to different growth conditions,and its sheet resistance,film quality,electrical characteristics and light transmission The rate was tested and analyzed.(2)Conducted experimental testing and analysis of the electrical heating characteristics of graphene glass.The graphene glass film heating sheet was prepared,and its electric heating performance was tested and analyzed.The relationship between the steady-state temperature of graphene glass with different surface resistance values and the applied bias voltage,sheet resistance,thermal power density,etc.was studied.For graphene glass with certain surface resistance,the steady-state temperature of electric heating increases with the increase of the applied bias voltage;when the applied bias voltage is constant,the steady-state temperature increases with the decrease of the sheet resistance.In addition,comparative experiments were carried out on the electrical heating performance,repeatability and long-term stability of graphene glass,PET-based and silicon-based graphene films,and the test results were analyzed,compared and summarized.(3)Based on the existing theoretical basis and process preparation conditions,the experimental test and analysis of the thermal tuning of the VCSEL laser based on graphene glass were designed and carried out.Through the design and preparation of the device structure,combining graphene glass with a 795nm VCSEL laser chip,based on the electrical heating characteristics of graphene glass,the wavelength of the795nm VCSEL was accurately tuned,and the laser was analyzed.The relationship between the thermal tuning rate of the output wavelength and the electrical heating efficiency of graphene glass.Among them,the graphene glass's wavelength tuning efficiency reaches 0.059 nm·?-1.Compared with PET-based and silicon-based graphene films,the actual electric heating capacity is increased by 195%.
