Organic semiconductor devices are research hotspot in microelectronics field all the time,in which new research results emerging in endlessly.For its flexibility,can be produced in large area and simply processing of fabrication,orgnic field-effect transistors(OFET)have wide application prospect.As one of the branches of OFET,photosensitive field-effect transistor is extensively discussed and draws magnanimous attention due to its potentiality.Meanwhile,research on semiconductor material and device is the most im portant method to optimize performance of OFET.Titanyl-phthalocyanine is a semiconductor material with high carrier mobility and have strong absorbance at near infrared.The paper manufacture single layer Ti OPc photoresponsive organic field-effect transistors(Ph OFETs)use titanyl-phthalocyanine(Ti OPc)as photoresponsive layer and optimization the temperature of substrate(Tsub)at first.The result show that the carrier mobility(μ),photosensitivity(P)and photoresponsivity(R)decrease after the first increase with the increase of Tsub.When Tsub=140℃,OFETs exhibited a maximum carrier mobility of 1.35×10-2 cm2V-1s-1,a maximum photosensitivity of 250,a maximum photoresponsivity of 1.51 m A/W under illumination by a laser diode with a wavelength of 808 nm and power density of 190 m W cm2?.And then,we manufacture C60/Ti OPc Ph OFETs and Pb Pc/Ti OPc Ph OFETs use Ti OPc as transport layer and compare with the existing work.The result show that the carrier mobility of C60/Ti OPc Ph OFETs is much larger than that of C 60/Pb Pc Ph OFETs and the carrier mobility of Pb Pc/Ti OPc Ph OFETs is two times of that of Pb Pc/pentancene,not to mention single Pb Pc Ph OFETs.
