Wireless power transmission(WPT)has many potential applications due to the fact that it is not constrained by electrical wires.For example,solar satellite systems,wireless power transmission in remote or dangerous places,floating platform communication base stations based on WPT system and wireless power supply of the Internet of Things node,etc.Millimeter wave rectification is to convert the millimeter wave power received by the receiving antenna into DC power,which is a significant part of wireless power reception,and is one of the key technologies of WPT.Current millimeter wave rectifiers have problems of low rectification efficiency and high cost,so research and implementation of high efficiency and low cost millimeter wave rectifiers are the main targets.Based on the 0.1-μm GaAs process,the W-band high-efficiency fully integrated single-diode rectifier and voltage-doubler rectifier are designed,in which the fully integrated single-diode rectifier has been streamed and tested.The main contributions of the thesis are as follows:First,a W-band efficient fully integrated single-diode rectifier is designed and implemented.The rectifier adopts a rectifying structure of a single Schottky diode,and performs high-frequency filtering by constructing a high-impedance path for the first harmonic through two 1/4-wavelength microstrip lines,and constructs a matching with a microstrip line with a low insertion loss.The test results of the chip show that the rectifier can achieve a maximum rectification efficiency of 13.8% at a frequency of 99 GHz and an input power of 22 dBm,and have a rectification efficiency of more than 10% in the bandwidth of 97.5 to 100 GHz.It also has a rectification efficiency of more than 10% in the load range of 100 to 300 Ω.Second,a W-band efficient fully integrated voltage-doubler rectifier is designed.The rectifier adopts a voltage-double rectification structure composed of two Schottky diodes and a capacitor,and a high-efficiency DC-pass filter with a targeted filtering effect on the first harmonic formed by the resonant capacitor,and a high-bandwidth and low-loss matching network is designed by using the microstrip line.The simulation results show that the rectifier can achieve more than 25% rectification efficiency in the 90~98 GHz band with an input power of 20 dBm and a load of 1000 Ω.When the input power is 20 dBm and the operating frequency is 94 GHz,the maximum rectification efficiency of 28.5% can be obtained under the load of 800 Ω,and the rectification efficiency is over 26% in the load range of 500 to 1500 Ω.
