With the rapid development of modern large capacity radio-over-fiber communication technology,it brings a higher challenge to the performance of photodetector.The output power of traveling-wave photodiode arrays was greatly improved by combing output power of single photodiode.However,the requirements of increasing power and capacity lead an increasing number of integration,there has been a structural complexity,delays get longer,the return loss get decreased and other problems.Meanwhile,directly paralleled the photodiode will result in overall capacitance increases,which lead to reduce its bandwidth.This paper based on the traditional structural design concept,two new structures were proposed.One structure firstly cascaded two-element near-ballistic uni-traveling-carrier photodiodes,and then parallel these two cascaded branches to form array units.Then these array units were cascaded and connected with inductors based on traveling-wave photodetector arrays to constitute new traveling-wave photodiode arrays.A capacitor in series on these diode groups to constitute Another traveling-wave photodetector arrays structure.Then these two structures were analyzed on EDA simulation platform,simulation results and structure were compared with the classical structure,and then its implementation feasibility was studied.The simulation results show that both of these novel optoelectronic detector array with varying degrees of improvement in performance.Bandwidth of a modified TWDA structure is unchanged but greatly streamlined circuit structure and improves response times while improving return loss.In the conditions of equal number of diodes,another high performance diode group TWDA has halved output power while its bandwidth doubled,more obvious compared to the return loss improvement.Study results showed that compared with classical structure both these two new structure TWDA can improve the performance greatly,to better meet the requirements of modern communications on the photodetector devices.Our country is vast,huge differences of regional development.Choose TWDA which owns lower bandwidth and power to save on costs as to rural and suburban areas and sparely populated areas.For cities and other densely populated areas,Choose high performance TWDA to meet the high demands,so it is very important to research this array,which have a very important scientific and practical value.
