With energy crisis getting more and more serious,every country does everything they can to deal with this situation.As an important part of energy consumption.lighting power still has a great energy saving potential.With advantages such as higher photoelectric conversion efficiency and faster response speed,Light Emitting Diode has great research value and has gotten the preference of the researchers.Although Internal Quantum Efficiency(IQE)has reached more than 80%generally,Limited by total reflection,the LEE is still poor.Currently most of the research to improve the LEE is stimulation experiments with computer.There are many stimulation methods such as FEM,FDTD,MoM,etc.Almost each method has an unavoidable defect and it's difficult to stimulate LED structure at full size to gain a clear physical progress.Thus a reasonable solution is urgently needed to improve the efficiency of simulation.The main work is as follows:(1)This thesis based On the basis of A.David's research,who is a researcher belongs to University of California Santa Barbara,for the first time,uses Complex Mode Matching Method to do Quantitative analysis of radiation mode at GaN-based blue LED with nanostructures.And then to do intensive study of the physical mechanism of improving the LEE with nanostructures.(2)Build dedicated Complex Mode Matching Method used for the LED with nanostructures and simulation the nanostructures waveguide via using the Complex Mode Matching Method.Comparing with other FDTD stimulation results this thesis illustrate the advantages of short simulation time,less occupying memory and more specific physical progress.(3)Via using Complex Mode Matching Method,we modeling and simulating the LED structures with 1D Photonic Crystal on top and we got the regular between the each parameter of 1D Photonic Crystal and guided mode and radiation mode in LED structures.Then achieved optimal design of 1D Photonic Crystal structure,which doubled the light extraction efficiency.
