| Indium Phosphide is a kind of important semiconductor material. InP is being used as a platform for a wide variety of fiber communication components, including lasers, LEDs, Semiconductor optical amplifiers, modulators and photo-detectors. Semi-Insulating InP is used in microelectronics devices and integrated optoelectronic circuits.InP nanocrystallite was synthesized with the method of refluxing and annealing of organic solvent at ordinary pressure from metal Na, yellow phosphorus and InCl3·4H2O with appropriate amount of dimethylbenzene as solvent. This method was compared with other ones reported before.InP powder synthesized was studied by X-ray powder diffraction, transmission electron microscopy, Raman spectra and absorption spectra. The nanocrystallite shows the cubic zinc blende structure, and the average size is 55nm, the minimum size is 3nm. The lattice constant is 5.869×10-10m. The nanocrystallite shows the obvious quantum size effect. And both high productive efficiency and crystallinity of InP nanocrystallite are obtained through this method. The Z-scan curves of InP nanocrystallite and CNTs were obtained in the Z-scan experiment, and their nonlinear refraction index n2 and nonlinear absorptive coefficient β were estimated according to the Z-scan curve.In theory, based on the laser transmitting and transforming technology of ABCD theory, an analysis on the theoretical foundation of Z-scan has been made by employing an aberration-free approximation of a Gaussian beam and using the investigated object of nonlinear phase shifts directly, which resulted in some simple analytical expressions for Z-scan transmittance. A maths-physics model is established. We have analyzed the influence of optical Keer effect of the nonlinear media on the propagation property of Gaussian beam. The validity and reliability of these theory and the computing programs are well tested by the fact that the numeric calculations give very good agreement with the experimental results. Further study on the common Z-scan theory gives us some new calculated results besides the conventional Z-scan theory results. |
