IGBT power devices are widely used in power energy conversion equipment such as motor drive,UPS power supply,traction converter and wind power generation.As a bridge between control circuit and power circuit,IGBT driving and protection circuit directly affects the design of control and power system,and determines the switching performance of IGBT devices.At present,the protection of IGBT driver is mainly aimed at device over-voltage and over-current protection.The judgment needs to go through the blind area of detection and can only be carried out transparently.It does not have the ability of intelligent judgment of different fault conditions in the whole life of device.This paper presents a method to eliminate the blanking time of short circuit detection,and designs a scheme that can adjust the fault criterion adaptively.An intelligent high frequency high power driver with strong driving ability,high switching frequency,fast response and perfect protection function is developed.Firstly,the research status and development trend of IGBT module and IGBT driver at home and abroad are investigated.The advantages and disadvantages of PT type IGBT,NPT type IGBT and FS type IGBT are compared and analyzed.The structure characteristics,working mechanism,dynamic and static characteristics,engine effect and safe working area of Trench-FS IGBT are studied and analyzed,which provides theoretical basis for the research and design of driver technology.In this paper,IGBT short-circuit detection and protection technology is analyzed,short-circuit fault and its detection principle are analyzed,and traditional short-circuit detection methods are classified and compared.The active clamp and slow-drop gate voltage soft-switching short-circuit protection technology are studied and analyzed.This paper presents a fast short-circuit detection method without blanking time,introduces the working principle of this method,and verifies it by building simulation circuit with Pspice.The simulation results show that this method can improve the performance of short circuit detection and is beneficial to the realization of high frequency characteristics of the driver.In this paper,a high-frequency intelligent driver for high-power IGBT is developed:the design of driver parameters is verified;an isolated DC/DC power supply suitable for driving circuit is designed;the protection functions of over-voltage and short-circuit over-current are improved;and a driver with data processing function and adjustable protection logic based on high-speed CPLD is designed,which has stronger fault communication processing capability.At the same time,fault classification memory is used to realize fault prediction and residual life estimation of power devices based on data-driven method.Finally,the IGBT dual-pulse test platform and short-circuit test platform are constructed,and the switching transmission characteristics,driving performance and short-circuit detection and protection performance of the driver are verified.Through the analysis of test data,the correctness of the proposed detection method and the feasibility of logical judgment function are proved.
