In recent years,millimeter wave(MMW)communication and detection system has made great progress,and with the application of MMW broadband devices,low-noise amplifier(LNA)as the key device,wide-band(WB)LNA in MMW system has been widely studied.With the continuous improvement of CMOS technology,CMOS technology has been more applied in the field of MMW.However,there are some problems in MMW WB LNA based on CMOS technology,such as small bandwidth and large noise coefficient.Therefore,this thesis studies the MMW broadband LNA to achieve large bandwidth and lower noise performance.This thesis focuses on the methods of realizing wideband and reducing noise in MMW LNA.Based on the theory of WB LNA,The wideband structure is realized by WB matching,reducing matching loss and increasing amplifier unit gain to reduce circuit noise.A low loss T-type inductor composed of inductors is proposed,optimizing the Q value of T-type inductor,using T-type inductor matched cascode cell to realize WB and low noise performance of MMW LNA.Using a 65 nm CMOS technology,a 51-99 GHz WB LNA and a 95-127 GHz WB LNA are designed.The main work and contributions of this thesis include:(1)Based on the T-type inductor,a broadband matching network with high Q is designed,combined with the Cascode gain unit with high gain,a 53-97 GHz LNA is designed.The Cascode gain unit and broadband matching network achieve the broadband and low noise performance of LNA,and take into account the noise coefficient.The simulation results show that the NF is in the range of 3.9dB?7.7dB,the gain is 15.75 dB,IP1 db is-12.5dBm,IIP3 is-6.05 dBm.The bandwidth of the LNA is 44 GHz and the relative bandwidth of 3dB is 63%.(2)A 95-127 GHz WB LNA is designed.The differential structure is used in the LNA,Cascode is the gain unit,and the Marchand balun is designed to realize signal conversion and wideband matching.Marchand balun is optimized to reduce the matching loss and reduce the noise of the matching circuit.The low-noise performance is realized,while the bandwidth is taken into account.The simulation results show that the bandwidth of 3dB is 32 GHz,and the relative bandwidth is 29%,the minimum NF is 5.6dB,the gain of LNA is 15 dB,and IP1 db is-5.25 dBm.
