Propylene glycol monomethyl ether acetate and tetramethyl ammonium hydroxide of electronic level can be widely used in the preparation of semiconductor material process,the requirement is very strict for electronic materials' metal ion content,however,general industrial products could not reach the requirement of electronic chemicals.Distillation and ion exchange resin methods were used in this study to remove the metal ions in propylene glycol monomethyl ether acetate and tetramethyl ammonium bicarbonate.Firstly distillation method was applied for the purification of PMA,experimental result shows that the atmospheric distillation,vacuum distillation and atmospheric and vacuum distillation under the atmosphere of N2 all cannot achieve the expected goal.Then investigated PMA's purification result by using 001 x 7 and Amberlyst?15 resin,the experimental results show that the two types of ion exchange resin are able to control PMA's every kind of metal ion content under 5 ppb,the PMA's purification quality of Amberlyst?15 is higher than that of 001 x 7 resin.001 x 7 and 201 x 7 two types of ion exchange resin used in series can make the content of every kind of metal ion in PMA reduce to no more than 5ppb;Amberlyst?15 and Amberlyst A 21 two types of ion exchange resin used in series can make the content of every kind of metal ions in PMA reduce to no more than 1ppb.Determination the cation exchange resin breakthrough curve,getting that the material flow velocity is more appropriate at 15 BV/h.Determine the transformation rate and the elution curves of ion exchange resin,founding that the swelling property of both Amberlyst?15 and Amberlyst A 21 are good.Investigated TMAHC's purification result by using 001 x 7,Amberlyst?15,Amberlyst A 21,Amberlite IRC747 and LEWATIT MonoPLus TP260 resin,founding that a single type of resin can not achieve the purpose of purifying the TMAHC raw material.Amberlite IRC747 together with Amberlyst?15 or LEWATIT MonoPLus TP260 toghter with Amberlyst?15 resin used in series can make the content of every kind of metal ions in TMAHC reduce to no more than 10 ppb,Amberlite IRC747,Amberlyst?15 together with Amberlyst A 21 or LEWATIT MonoPLus TP260,Amberlyst?15 together with Amberlyst A 21 resin used in series can make the content of every kind of metal ions in TMAHC reduce to no more than 5ppb.Determination the cation exchange resin breakthrough curve,getting that the material flow velocity is appropriate at 15 BV/h.Determine the transformation rate and the elution curves of ion exchange resin,the result showing that Amberlite IRC747 resin is more suitable for the application,cause LEWATIT MonoPLus TP260 resin is easy to break when used to handle TMAHC raw material.
