Along with the power density of the electronic device sharply increased, thetraditional cooling methods of the natural cooling and the forced-air cooling can’tsatisfy the need of the electronic device’s thermal design. More and more engineeringexamples and studies are focused on the method of forced liquid cooling. Therefore, thecooling methods of liquid cold plate have a broad application prospect in the thermaldesign of electronic equipment. In this paper, the design of the structure of cold plateflow passage is optimized and fluid flow and heat transfer characteristics of liquidcold-plate are researched by the method of numerical simulation.Firstly, this article takes the thermal analysis model of the liquid cooling cold plateof vertical and rectangular type of fin-channel as an object, and analyses temperaturefield by changing single factor of these two aspects of influence which are boundaryconditions and the flow channel geometry parameters, and draws out the curves of thedifferent factors with the chip junction temperature. Then heat dissipation performanceof multiple factors of the liquid cold plate is researched by applying orthogonal test andthe test results are analyzed by range analysis. Secondly, thermal simulation model ofthe liquid cooling cold plate is established. At the same time, heat dissipatingperformance is investigated adopting structural form of the conventional and complexchannel. A variety of the flow structure form is discussed by means of contrasting someradiating effects such as flow characteristics, pressure loss characteristics, the heattransfer characteristics and so on. Finally, aiming at some characteristics that T/Rcomponents of active phased array antenna are smaller in size, are many in quantity, andheat flow density are great in projects, the thermal design of forced liquid cooling areadopted. A model of oval-shaped active phased array antenna is established andtemperature field of the array-surface of antenna is analyzed in different thermal loadsand the structure size of flow channel to meet the restrictions of the maximumtemperature and range of temperature of the antenna which are required in engineering.
