Monolithic microwave integrated circuit(MMIC)has the advantages of small size,light mass,high reliability and excellent reproducibility.As an important component transmit/receive(T/R)module of phased array radar,the digital phase shifter has already developed to MMIC digital phase shifter end to end.In this paper,firstly I did some research and theory analysis of different phase shifters, then I introduced MMIC passive device and active device and their models.Then I summarize the some MMIC foundry's processes and choice WIN-fouudry's PL15—10.With ADS and PL15—10 PDK,I designed a X-band 6-bits digital phase shifter in suitable topological:the 5.6℃and 11.25℃phase shifter bits use simple pHEMT bypass L or C as phase shifter network.The 22.5℃phase shifter bit use two 11.25℃phase shifter bits in series. The 45℃phase shifter bit use single T configuration.The 90℃phase shifter bit use two 45℃phase shifter bits in series.The 180°phase shifter bit use H/L filter configuration.The X band MMIC digital phase shifter's root mean square(RMS)phase shifter is less than 2°,the input reflection coefficient is less than -14dB,the output reflection coefficient is less than -8.5dB,the insertion loss(IL)is 9±1.5dB in the operating frequency bandwidth 7~11GHz,the performance has met the design specification.
