As one of the fifth most important kinds of material of IC packaging industry, diameter thinning and performance optimization of the gold bonding wire is the requirement for development of IC industry in the future, while the traditional drawing technology, for the defect of low efficiency and frequent rupture, will be difficult to meet that.With the development and maturity of the technology, hydrostatic extrusion not only reflects its advantages on processing the low-ductile material, but also make feasible the preparation of ultra fine wire in this methods, U.S. metalfoming's related technologies have matured.In this thesis the development of both of gold bonding wires and hydrostatic extrusion were introduced.Therefore, a new approach was proposed after the analysis of Gold Bonding Wires's trend requirements and Hydrostatic extrusion's process were did, which gold bonding wires were produced by Hydrostatic extrusion.The design of tool&die,and the characteristics during process, the characteristics of extrusion,the special process,the die angle,the pressure of hydrostatic extrusion,the lubricate of hydrostatic extrusion were test.On the basis of theoretical,the tool & die needed by the Hydrostatic extrusion were designed and manufactured, contains:extrusion cylinder,extrusion pole,extrusion base and the diamond die, and the main contents and results are follows: 1,Analyzed press characteristic compared with the traditional one;2,Theoretical analysis for the media picking, the achievement of lubrication, and the design of seal system was put out, then, according to the condition of this study,the design of tool, die and high-pressure sealing were completed; 3,Some necessary tests were carried out, the test problems was explained, as well as the improvement for the die structure was done; 4,Through continuous improvement of test process, successfully extruded theΦ0.38mm wire of raw materials toΦ0.07mm.This thesis also give detailed analysis of specific phenomenon in the tests,such as silk collection difficulties, the extrusion force will reduce before extrusion we pneumatic,and the direction of the test,the content and areas should be improvement are described in detail. Experimental studies of this issue proved that Under the existing scientific and technological level in our country, hydrostatic extrusion can be achieved ultra-fine wire.Finally, the complete hydrostatic extrusion technology using for ultra-fine wire industrial production implementation plan were proposed.
